- 醒来了 is rarely used in spoken Chinese. It's used in written texts.
- 醒了 and 睡醒了 are both are used in spoken Chinese and written texts.
a. 睡醒了: wake up from sleeping only.
b. 醒了: wake up (might be from sleeping, or from a coma)
Example: 他八月出了车祸,一直处于昏迷之中,今年二月终于醒了。(He had an accident last August and was in a coma. This February he finally woke up.)
In this sentence we cannot use 睡醒了.
